Domestic Semiconductor Equipment Validation in Advanced Nodes: Path from Usable to Reliable
In advanced process nodes (≤28nm), domestic lithography, etching, and thin film deposition equipment have entered initial validation phases at major Chinese fabs. Current penetration rates remain below 5% for EUV-class lithography, while dry etching and PVD tools have achieved around 10-15% adoption in non-critical layers. To move from 'usable' to 'reliable,' equipment suppliers must systematically overcome process window limitations and defectivity control.
Key validation steps include: (1) defining baseline KPIs (e.g., critical dimension uniformity, sidewall angle, particle count) for each tool module; (2) running split lots on production-grade wafers to compare performance against incumbent tools; (3) accumulating 1000+ hours of continuous operation data to assess mean time between failures and maintenance intervals. Fabs should prioritize critical layers with lower design rules (e.g., deep trench isolation, contact holes) to de-risk qualification.
Current expansion plans from domestic fabs (12-inch capacity increases expected to reach 1.5M wafers/month by 2026) accelerate equipment demand but also strain supply chains. To break through bottlenecks, suppliers should collaborate with fabs on early process integration, co-developing match conditions for multi-layer stacks (e.g., hard mask + etch selectivity). A dedicated 'learning fab' model can shorten the typical 18-24 month validation cycle to 12-15 months by using designed experiments and machine learning for parameter optimization.
The biggest challenge remains yield correlation: tools must demonstrate consistent performance across thousands of wafers under varying environmental conditions. A practical how-to for fab process engineers: create a validation roadmap that integrates electrical test data (e.g., Vt variation, leakage current) with inline metrology; correlate particle defects with lithography dose/focus matrices; and establish a real-time feedback loop with equipment supplier application teams to rapidly iterate chamber conditioning recipes. Only through such rigorous, collaborative validation can domestic equipment achieve the reliability needed for high-volume manufacturing in advanced nodes.
